Master’s Thesis Defense Held at the College of Electronics Engineering, University of Ninevah, on the Design of Tunnel Diodes for RF Detection

The College of Electronics Engineering at the University of Ninevah held, on Thursday, September 10, 2026, the defense of the master’s thesis submitted by researcher Bashar Hussein Sultan Al-Hadidi, entitled:

“Design and Analysis of AlxGa1-xAs Heterostructure Tunnel Diodes for RF Detection”

The thesis focused on the design and investigation of the electrical characteristics of AlxGa1-xAs heterostructure tunnel diodes and their application as radio-frequency detectors. The study analyzed several QW-ASPAT diode models and examined the impact of a number of design parameters on their performance, particularly the effect of varying the barrier coordinates and the aluminum concentration in the spacer layer on the diode’s nonlinear characteristics.

The study aimed to increase the curvature coefficient and reduce the detector’s internal junction resistance. Simulation results showed that increasing the aluminum concentration in the spacer layer improves the curvature coefficient. The study also investigated the effect of adding a well layer adjacent to the spacer layer, which contributed to reducing the junction resistance, thereby enhancing the detector’s performance and its ability to detect low-power radio waves and opening up potential applications in the medical field.

The defense committee consisted of:

  • Assistant Professor Dr. Mohammed Tariq Yaseen – Chair
  • Assistant Professor Dr. Ahmed Mohammed Ahmed – Member
  • Dr. Harith Hazim Dhunoon – Member
  • Professor Dr. Khalid Khalil Mohammed – Member and Supervisor

At the conclusion of the defense, the committee commended the researcher’s scientific efforts and the findings achieved by the thesis, which may contribute to advancing low-power radio-frequency signal detection technologies, particularly in applications related to the medical field.
